LARGE memory model need always external RAM connected to the micro. I think, you have not connected it.

I suggest, use always the SMALL model. It give you the fastest and smallest code. Nevertheless you can place variables in the XDATA space and so all 64kB XDATA can be used also in the SMALL model.
