My favorite MPU source, Philips, has a 89C51RD+ and 89C51RD2 that both have 1K of memory. You get 256 bytes (iseg) in internal RAM and 768 (xseg) bytes in externally mapped internal ram (requires MOVX instructions). If you need less, their RC+ and RC2 have 256 iseg and 256 xseg.

However, I find that usually programmers need less RAM than they think. Do you want to discuss your utilization of RAM?
