They're specifically designed to reach full enhancement at normal TTL/CMOS output levels.
The one you used in your simulation isn't even specified at Vgs below 6 volts, and seems to like 10 volts a lot better. as do many power MOSFETs. I don't know that LTSpice has a model for, say IRLD-110/120 or MTD3055VL/EL ... but those are pretty common. RE |
