Parallel RAM the CPU supports 64K.
Internal RAM some chips have 1 to 64K inside.

Serial RAM, EEPROM, FLASH or RAMTRON.
The Ramtron stuff has a faster write time then the flash.
All are available in I2C and SPI. And most are pin compatible.

Internal Flash : read the data sheet. What is the Page size write speed, and can you run code in the flash while it is writting?

There is always Compact Flash cards.
