Philips' P89C51RD2 and P89V51RD2, as well as the equivalents from SST and Winbond, all have 768 bytes XRAM.
Do not forget the Philis P89C66x series which has up to 8k of internal external RAM. SILabs has derivatives with up to 8k as well.
